Rodrigo Álvarez Characterization of New Press-Pack IGBTs and Automated Delay Time Compensation of Parallel Connected IGBTs

Power electronic systems for power conditioning allow the control and optimization of processes and energy flows, becoming essential for industry, traction, medicine, marine, and power en- gineering. These systems can be classified as Medium Voltage Converters (applications: generation and transmission of energy, in drives, etc.) and Low Voltage Converters (applications: production lines, electric trucks, cars and hybrid cars, processing industry, etc.).
The first part of this work is focused in the characterization of a new medium voltage press- pack IGBT, studying the static and dynamic characterization of the 4.5 kV, 1.2 kA press-pack SPT+ IGBT(T1200EB45E) for diverse parameter sets. A clamp operation for the IGBT is introduced in this work. The IGBT was characterized for hard switching and clamp operation. This reduces the stress and losses of the IGBT turn-on (up to 92% at 125◦C) and diode turn-off (up to 10% reduction at 125◦C) compared to the hard switching IGBT. However, the clamp circuit does not influence the converter efficiency (the saved switching losses are compensated by the additional clamp losses).
The second part of the work is focused on the parallel connection of low voltage IGBTs. The problems and state-of-the-art solutions for these problems are studied and issues for the implementation in a commercial converter are elucidated.
