The possibility to address a single quantum dot (QD) from an epitaxially grown ensemble is a prerequisite for the functionalization of semiconductor QDs in devices, like single-photon sources or QD-based quantum gates.
This work focuses on indispensable requirements, like control on the spatial density of self-organized QDs and the site-selective nucleation. The focus is set on the phosphide material system, where an InP QD is surrounded by an AlGaInP matrix.
Changes in the electronic properties of density-reduced ensembles, as well as the correlation with structural characteristics are investigated in photoluminescence, SEM and AFM measurements. Microsphere photolithography is presented as an alternative approach for nanostructuring, and the applicability for site-controlled QD nucleation on prepatterned substrates and post-processing of high-density QD structures is demonstrated.
